The shape modification PYRAMID has been extended for heterogeneous substrates for which the PSF (Point Spread Function) is space-variant.

A circuit pattern is partitioned into regions where each region is homogeneous.

Each region is divided into an interior region and a transition zone along the boundary of the region.

Homogeneous correction is performed within each interior region and an interpolation is used in the transition zone between two adjacent interior regions.
